چکیده

Solid-state lighting (SSL) technologies, based on semiconductor light emitting devices, have the potential to reduce worldwide electricity consumption by more than 10%, which could significantly reduce U.S. dependence on imported energy and improve energy security. The III-nitride (AlGaInN) materials system forms the foundation for white SSL and could cover a wide spectral range from the deep UV to the infrared. For this LDRD program, we have investigated the synthesis of single-crystalline III-nitride nanowires and heterostructure nanowires, which may possess unique optoelectronic properties. These novel structures could ultimately lead to the development of novel and highly efficient SSL nanodevice applications. GaN and III-nitride core-shell heterostructure nanowires were successfully synthesized by metal organic chemical vapor deposition (MOCVD) on two-inch wafer substrates. The effect of process conditions on nanowire growth was investigated, and characterization of the structural, optical, and electrical properties of the nanowires was also performed.

Comparing directed efficiency of III-nitride nanowire light- emitting diodes

III-nitride-based nanowires are a promising platform for solid-state lighting. III-nitride nanowires that act as natural waveguides to enhance directed extraction have previously been shown to be free of extended defects even on foreign substrates, such as silicon. While the efficiency of nanowire-based light-emitting diodes (LEDs) has been investigated, there has yet to be a comparison of hete...

Synthesis and characterization of nanowires Hausmannite (Mn3O4) by solid-state thermal decomposition

In this study, we synthesis one-dimensional (1D) manganese(III) Schiff base coordination polymer [Mn(Brsalophen)(μ1,3-N3)]n by reaction of MnCl2·6H2O and tetradentate Schiff base ligand Brsalophen at the presence of NaN3 in methanol and characterized by elemental analyses (CHN) and FT-IR spectroscopy. It was used as a new precurs...

Dopant-free GaN/AlN/AlGaN radial nanowire heterostructures as high electron mobility transistors.

We report the rational synthesis of dopant-free GaN/AlN/AlGaN radial nanowire heterostructures and their implementation as high electron mobility transistors (HEMTs). The radial nanowire heterostructures were prepared by sequential shell growth immediately following nanowire elongation using metal-organic chemical vapor deposition (MOCVD). Transmission electron microscopy (TEM) studies reveal t...

Complete composition tunability of InGaN nanowires using a combinatorial approach.

The III nitrides have been intensely studied in recent years because of their huge potential for everything from high-efficiency solid-state lighting and photovoltaics to high-power and temperature electronics. In particular, the InGaN ternary alloy is of interest for solid-state lighting and photovoltaics because of the ability to tune the direct bandgap of this material from the near-ultravio...
